We develop and stabilize new grating concepts and technologies leading to a wide expansion of the applicability domain of phase mask printing, both in period range and patterned area, novel photochemical resist processes forbidden in microelectronics easing the mastering step for high volume replication and permitting the low-cost (sub)micron wet etching of optical materials.
